The use of natural feldspathic rocks, as opposed to straight feldspar, for ceramic purposes is not new. "Cornwall stone," a semi-kaolinized granite containing fluorite, has long been used by the English pottery trade instead of feldspar, and "Carolina stone," a similar rock, is now being offered to the American trade. A recent report of the U. S. Bureau of Mines states that trachyte, a glassy volcanic rock, is being used in California instead of feldspar in ceramic bodies. In Germany, phonolite and basalt have been investigated, and possibly also used, as ceramic raw materials, and extensive research has been conducted in Russia in recent years looking to the utilization of the immense bodies of nepheline syenite of the Kola Peninsula, which is the host rock of the apatite deposits now being exploited on a large scale in the Murmansk region; the nepheline is recovered as a by-product of the concentration of the apatite. Long used principally as a raw material for the pottery and allied industries, where, in bodies, glazes, enamels, etc., it serves as a fluxing ingredient and forms, on firing, a glassy bond with the more refractory clay, flint and coloring particles, feldspar has been finding ever increasing employment in glass. In 1936, over half of the nearly quarter of a million tons of feldspar sold in the United States went to the glass trade. Its usefulness for this purpose is due to the resistance to thermal shock which it imparts to glass products, particularly bottles, containers and tableware, because of its alumina content, which averages from 16 to 20 per cent. Active search has been wade on the American continent during the past few years for other minerals of feldspathoid type, with comparable or higher alumina content, that, may be suitable for glass and other ceramic purposes. One of the most important results of this work has been the delimiting in central Ontario of large bodies of nepheline syenite of excellent, ceramic grade.

DURING the heating of cold-worked nickel silver, the tendency of the material to crack is well known. The present research deals with this question, and may conveniently be divided into the following sections: Changes in these alloys during heating and cooling, determination of the temperature at which cracking occurs, effect of grain size, quenching cracks, methods of overcoming annealing cracking. The work is far from complete, in particular the influence of impurities on this tendency has not been investigated, but the results so far obtained lead to certain definite conclusions, which are of theoretical and practical importance. CHANGES IN ALLOYS DURING HEATING AND COOLING During the annealing of many metals at a temperature just below that at which recrystallization sets in, there is evidence of some change, the effect of which is to harden and embrittle the material. This effect has been most clearly demonstrated in the cases of aluminum, copper, brass, and nickel silver, and appears to be a common property of cold-worked metals and alloys, or, at any rate, the non-ferrous ones. The effect would obviously offer an explanation for certain types of annealing cracking, but the trouble is so much more common in the nickel silvers than in the other alloys that some special cause should be looked for. There is, however, fairly good reason for believing that similar cracking may occur in some of the brasses; D. Bunting suggests that the a brasses toward the saturation limit are subject to a transformation closely allied in nature to that known to occur in the nickel silvers at around 320° C. Although the existence of this critical temperature range was known, it did not necessarily follow that this transformation was responsible for the trouble under investigation, so the first portion of this paper deals with the attempts made to determine whether other critical changes might not occur in these alloys. As we look backward Our attention is directed forward. ONE hundred years ago, the manufacture of steel from molten pig iron without the use of fuel first began. In the earlier part of the nineteenth century the crucible process was the principal steelmaking method. It was a costly process, producing only a few pounds of steel at a time; so, most of the ferrous metal output was in the form of wrought or pig iron. With the perfection of the converter technique it became possible to produce low cost steel by the ton, thereby completely changing the structure, not only of the ferrous metal industry, but also of industrial production in general. This was the turning point from the Iron Age to the Age of Steel. William Kelly (Fig. 2), Sir Henry Bessemer (Fig. 1), and Joseph G. Martien experimented with the process before 1856. William Kelly began in Eddyville, Ky., in 1847 and has been given credit for first discovering the principle of the pneumatic converter process. Several years later in England Henry Bessemer independently conceived a steelmaking process similar to Kelly's. Bessemer made public his invention at the annual meeting of the British Association for the Advancement of Science held at Cheltenham, England, August 1856. As a result of his paper, "On the Manufacture of Malleable Iron and Steel Without Fuel," and his progressive leadership in the years to follow, the process became permanently identified with the name, Bessemer. Credit for the commercial adaptation of the process must be given two additional persons. Robert Mushet (Fig. 3) in 1856 in England recognized the necessity of deoxidation and recarburization of the converter product and evolved the technique for adding high manganese iron following the blow. THE problem of reaction rates in the open-hearth process is essentially that of trying to form a fairly clear picture of the "chemical mechanisms" in the bath. Quantitative data on reaction rates would perhaps not be of much practical importance even if they were available; however, what few approximate data there are can be used in combination with data given in Chapters 16 and 17 to sketch a picture of the "chemical mechanics" of the open-hearth process that is consistent with essentially all the present available evidence. The result may later be found incorrect in many details but even so it will illustrate certain useful methods for obtaining a clearer understanding of the process. Consistent with the treatment in Chapter 15, but in simpler terms, we may say that chemical reactions in general involve the following elements or steps: 1. The reacting molecules are mixed together in space in such fashion as to favor collisions among them. 2. Units of what is usually an intermediate molecular arrangement called an activated complex are formed at a certain rate, depending on temperature and concentrations. 3. These activated complex units decompose into the reaction products (this step usually assumed to be so rapid as never to limit the over-all process). 4. In any of these steps, heat energy may have to flow into, or away from, the reaction zone to permit the reaction to proceed. 5. The products of reaction will usually have to move out of the way to permit further reaction. The temperature factor enters mainly through step 2, and its effect is very marked. (What is called temperature is really the mean energy content of all the molecules of the substance involved; at any one temperature a certain proportion of the moleculea will have much higher energy content than the mean value.) In a previous paper1 in which one of the authors collaborated, it was postulated that All dissolved reagents which, in flotation pulps, either by action on the to-be-floated or on the not-to-be-floated particles affect their floatability, junction by reason of chemical reactions of well recognized types between the reagent and the particle affected. This generalization, apparently, like many pioneer structures, had for certain observers a flimsy appearance, and these, judging its stability rather by the number than by the character of its foundation posts, have attempted variously to overthrow it, either by the frontal attack of general denial, or by the flanking movement involved in assuming that those cases in which the facts were unknown or unproved were, therefore, discordant. But as time has passed and further evidence on the question has accumulated, it has become apparent that the results of verifiable experiments add stone by stone to the substructure of the hypothesis, and that the super-tructure has lost nothing in weathering. The present paper constitutes an examination of the opposing positions in the light of the more recent evidence developed. It will clarify the discussion if, at this point, we state more fully the implications of the disputed hypothesis. In the first place, it is explicitly limited to reagents that are dissolved in the water of the flotation pulp. Next, it refers only to such of these dissolved reagents as act on the solid particles in the pulp to affect their floatability. This includes the collectors, activators, and certain depressors and gangue-control reagrnts, but not the pure frothers, and not, necessarily, conditioners whose function seems to be merely that of pH control, although in certain cases it has been demonstrated that such control has the effect of regulating the primary reaction of the collector, depressor, or the like. Finally, there is no limitation as to the nature of the chemical reaction postulated.

Nuclear energy probably has greater potentialities for changing the world's way of life than any other recent discovery. The atomic-bomb bursts over Hiroshima and Nagasaki suddenly changed the concepts of war. Peaceful uses of nuclear energy are advancing so rapidly that no study of economic trends is complete without giving them consideration. The minerals specialist, especially, must be aware of this new force in our lives, as minerals and metals are essential in harnessing the new force, and atomic energy itself is rapidly improving its competitive position in the energy field. Future historians may chronicle December 2, 1942, as the beginning of the Atomic Age. On that day Enrico Fermi and his co-workers at the University of Chicago produced and controlled the first self-sustaining nu- clear chain reaction. Like many inventions, the first application of nuclear energy was as a weapon of war. However, its potential usefulness in man's work and welfare far outweighs in economic importance its destructive use in war, unless its military effect would be considered so great and all-embracing that no major power will hereafter chance a world conflict. Recognition of this potential has generated a vast international effort to exploit the atom for peaceful beneficent purposes. Like its physical manifestation, the advent of nuclear energy has unleashed chain reactions that have pervaded the political, social, and economic environments of the world. The impact of nuclear developments in one of many fields is exemplified by the uranium mining industry. Uranium was discovered in 1789 and in the next century and a half it found only an insignificant use as a ceramic coloring agent; in fact, in the latter part of that period, it was a largely unsalable by-product of the radium and vanadium industries. Discussion of the paper of Archer E. Wheeler and Milo W. Krejci, presented at the Butte meeting, August, 1913, and printed in Bulletin No. 80, August, 1913, pp. 1831 to 1880. BRADLEY STOUGHTON, New York, N. Y.:-I would like to ask Mr. Krejci whether they have tried mixing coke dust with the lime in those converters and, if so, if any advantage has been found. It has been a very great advantage in the steel converters where coke dust has been mixed with the lime near the tuyeres. Of course the agent that causes the corrosion at that point is oxide of iron, and coke seems to prevent the formation of the oxide of iron and so protect the tuyeres. It would be interesting to know if it had the same effect in the copper converters. MILO W. KREJCI:-We have never tried it here. At Anaconda the tuyere section was formerly put in by mixing magnesite with tar and ramming that into the tuyere section, but they have abandoned that. Might I ask how you would apply the coke dust? How get it into the tuyere section ? How hold it there ? BRADLEY STOUGHTON :-The coke dust is mixed with silica and clay and then rammed in and burned. I suppose in your converters it would be mixed with the magnetite or magnesite and then agglomerated with the material in place. MILO W. KREJCI:-We never tried it here. PROF. JOSEPH W. RICHARDS, South Bethlehem, Pa.:-I would like to ask how thick this deposit of magnetite is on the lining. How thick a layer would be practical ? MILO W. KREJCI:-About 21 in. would be sufficient. SOLOMON LE FEVRE, Mineville, N. Y.:-I was interested to hear of the use of magnetite in connection with the copper smelter. I am interested in the mining of magnetite, but was not aware that it had been used at all' by the copper metallurgists.

THE primary purpose of the loading plant is to transfer the finished product from the preparation machines to the railroad car, truck, or barge in which it is to go to market. Secondary purposes of the loading plant are: to prevent excessive degradation of sizes during loading, to reduce segregation as much as possible, and to prevent excessive quantities of very good or off-grade coal from entering any one car. Nonuniformity of consignments is one of the chief sources of com- plaints by consumers and coal merchants. A properly designed loading plant will do much to reduce complaints and ensure uniformity, not only from shipment to shipment but also in each individual consignment along the length of the car and in cross section. DEGRADATION IN STORAGE, LOADING AND SHIPMENT The object in loading is not only to handle the coal without breakage and segregation, but also to produce a well-trimmed load that will ride to its destination without spillage or breakage en route. The small sizes present in a car of prepared coal as received by the purchaser consist of: missed small sizes not screened out in the preparation plant, breakage during loading, and breakage caused by handling en route. For domestic sizes of anthracite shipped from the Pennsylvania anthracite field to Atlantic coast cities, the dealers' loss because of break- age in loading and shipment amounts to from 2 to 5 per cent and for anthracite shipped to Middle West cities, the loss is 8 to 9 per cent. This difference is in part because dealers in the Middle West rescreen their coal more thoroughly than is usual in the East. One dealer handling Illinois No. 6 coal shipped from southern Illinois mines to Chicago reports an average size loss of 10 per cent when lump coal is unloaded with a fork. This runs as low as 5 per cent for carefully loaded coal and as high as 15 per cent for carelessly loaded coal.

THE writer has long been interested in seeking an explanation of the upper heat effect in the copper-tin alloys over the a + ß range, first described in 1913. These notes are offered, not at all as the final explanation of this heat effect, but rather to indicate certain progress which has been made toward establishing what happens over this temperature interval. While working on the thermal analysis of the copper-rich kalchoids (copper-tin-zinc alloys), it was noted that those alloys containing major portions of tin and minor portions of zinc exhibited two marked heat effects, one at about 520° C. and the other at about 600° C., instead of the single effect which is generally observed in either of the two binary series. This matter was discussed with Dr. Guertler, who suggested that a heat effect at about 600° C. in the pure copper-tin alloys might be expected. This led to a more searching examination of the thermal critical points in the pure copper-tin alloys, with the result that a marked, although somewhat weak, heat effect was located at about 600°. Somewhat later, this upper heat effect was discussed with Dr. Burgess, and it was requested that the Bureau of Standards make heating and cooling curves of one of these alloys for the purpose of removing any possible doubt as to the actual presence of the heat effect. Results obtained by the Bureau are given in Plate I. In an earlier paper1 differential curves were published showing that the heat effect occurred at constant temperature over the a + ß range and increased in magnitude with the amount of a up to a point somewhat above 20 per cent. tin. No heat effect was noticed at this temperature in the eutectoid alloy. The existence of this heat effect seems to require a modification of the present copper-tin diagram in the a + ß field, and it has been the object of the work here presented to secure the evidence upon which such a change should be based.

The study of earthquakes long ago developed the fact that by study-ing the travel .times of the various groups of waves from the same earthquake, as received on seismographs :it varying distances, major discont'inuities in the earth's crust, could be reasonably well defined. Using this original discovery, and adapting the mathematical methods originally devised in seismology for determining the depth below the surface at which such discontinuities occur, other investigators were able to develop a new branch of seismology which promises to be extremely useful in extending the boundaries of our information on local conditions Below the earth's surface. As an outstanding example of the applications of this work, we have the so-called " seismograph " exploration of the Gulf Coastal region, which has resulted in the discovery of a large number of salt domes, from many of which oil fields may be developed. The original seismological investigations, from which different major discontinuities in the earth's crust were deduced, as well as these later successful experiments in locating salt-dome structures, involve relatively simple problems. In each case we arc dealing with surface materials in which elastic waves will be propagated with a fairly definite velocity. Under this material we have something quite different', in which the elastic waves will be propagated with a much higher velocity. The transition from one medium to the other is likewise relativtly abrupt. For example, in the Gulf Coastal region the sedimentary formations have a velocity of 6000 or 7000 ft. per sec., while the velocity of elastic waves in the cap rock of a salt dome may exceed 15,000 ft. per sec. Under such conditions, delineation of the formation is a relatively simple matter, and, furthermore, there is very little opportunity for ambiguous results. IN a recent study1 of the deformation of metastable beta copper-zinc and beta copper-tin crystals, it was established that the parallel markings that appear on the surface of these crystals after slight deformation represent lattice transformations. Stereographic analysis showed that in beta copper-tin, the poles of these markings deviated one or two degrees from poles of the form { 133 } . In beta copper-zinc the plane delineated by the markings corresponded to no one crystallographic plane of the matrix lattice; the marking poles deviated from 5° to 11° from poles of the form {110}, and were displaced only a few degrees from (110) zones. Inasmuch as the new transition lattices produced as the result of the deformation are different for each alloy, it was thought at first that the habits of the markings might be the result of a cooperation between matrix lattice and transformed lattice. (Both matrix lattices are body-centered cubic.) Such a cooperative effect is thought to obtain in the formation of Widmanstätten figures, for it is well known that the matrix lattice alone does not determine the habit assumed by a segregate phase. On the other hand, it is not inconceivable that the dissimilarity in mark-ing habit might be due to differences in deformation characteristics of beta brass and beta bronze. Barrett and co-workers2 have shown that slip-line habits in pure iron are markedly different from those in high-silicon ferrite; and although it has been repeatedly demonstrated that plates of a segregate phase do not necessarily form on the slip planes of the matrix lattice, deformation characteristics may be more intimately allied with plate formation when a transformation is made to occur as a result of plastic deformation. However, there is the fact that the orienta-tion of markings in metastable beta copper-zinc is the same whether the markings be produced by quenching, deformation, or liquid-air cooling; likewise, quenching and deformation markings in metastable beta copper-tin are oriented in the same way with respect to the beta matrix.

Inclusions of nonmetallic matter have long been recognized as objectionable in steel. A complete theory of the effect of inclusions, which is consistent with that held today, was outlined in Howe's early work on the metallurgy of iron and steel. This, by analogy with wrought iron, assumes that the observed difference in properties between specimens with and across the direction of rolling is due to slag enclosures. The fact that wrought iron shatters in ballistic test is taken as an indication of the effect of inclusions on the resistance to'shock. Since that time, the development of the metallurgical microscope has shown the discrete nonmetallic inclusions in the iron matrix. Better resolution has brought out the great number of inclusions, and the availability of good microscopes in steel mills and laboratories has constantly drawn more attention to these inclusions. This recent emphasis on inclusions has resulted in studies as to their nature, mode of formation and methods of elimination, such as the work of Wohrman, Dickenson, Herty and Schenk. In addition to the published works, many investigations which have not been published have been carried out by private laboratories and have resulted in the application of specifications intended to limit inclusions in many qualities of steel. Neverthless, a clear understanding of the quantitative effect of inclusions on the physical properties of steel has been lacking. It is the specific purpose of this study to determine the quantitative effect of inclusions on the physical properties of steel that determine its behavior under dynamic stress. The study has shown that a quantitative relation between counted inclusions and impact strength does exist in normalized steels, but that factors other than readily visible inclusions are equally important. Furthermore, the present commercial rating of inclusions is unreliable with respect to counted inclusions or dynamic tests, and this study indicates that the tensile-impact test is more reliable as a measure of quality. A RECENT paper1 described, by means of stereographic pole figures, the preferred orientations produced by cold-rolling low-carbon steel of automobile-body grade. It was found that the surface of the sheet exhibited a deformation texture significantly different from the texture possessed by the inside of the sheet. Efforts to produce the surface texture by buffing a sample exhibiting the normal or inside texture, using a copper lap, have not been successful. In view of the data collected, by Kurdjumow and Sachs2, it was suggested that the surface texture might be the result of partial recrystallization of the normal or inside texture. The recrystallization texture of cold-rolled mild steel was studied by Goss3, but he did not use the pole-figure method, so that his conclusions were in need of verification. For these reasons the work reported in the present paper was undertaken. It had two objectives: (1) to study the general behavior of cold-rolled mild steel on recrystallization below the critical temperature A,, and (2) to attempt experimentally a demon-stration of the genesis suggested above for the surface texture in cold-rolled steel. The material was that used by Gensamer and Mehl, cold-rolled to 97.5 per cent reduction in thickness. Fig. 1 is an X-ray pinhole photo-gram of this material, taken with the beam transmitted perpendicular to the plane of the sheet, using a molybdenum target at 35 kv. with no filter. It is typical of the inside texture, but in it the deformation texture is better developed than in the samples that showed a well developed difference between the inside and surface samples. Specimens from this sheet, which was 0.005 in. thick, were annealed for 5 min. at various temperatures in a lead bath. After about 0.0005 in. had been etched from both surfaces, X-ray photograms were prepared, using the technique described in the earlier paper'.

Historical-From the beginning of time, all ingenuity of mankind has been concentrated upon the methods of finding gold and unusual deposits in the earth. An illustration (Fig. 1) from the old treatise by Agricola, "De Re Metallica," published in 1580, will serve to show the im-plicit faith of that generation in divining methods. However, it was not until 1920 that real progress was made in prospecting by using the latest advances of the physical sciences. The public interest was stimulated by the successes of these methods on the part of commercial oper-ators, and governmental agencies received many requests for information concerning their relia-bility. There were also, in the late 1920's.high- pressure mine-promotion schemes which used geophysical methods in a very questionable manner, symbolized in Figure 2 as of 1928 by an elec-trified forked stick. Authoritative information concerning such practices for public protection was needed to curb such notorious undertakings. Dr. Scott Turner, then Director of the United States Bureau of Mines, thoroughly understood the situation and was first in the governmental de-partments to recognize the possible value of a study of modern prospecting methods. The Bureau of Mines began this investigation by employing Drs. A. S. Eve and D. A. Keys of McGill University for short periods in the summer in 1927. Their first publication [see 1 of "References" at end of paper] served to illustrate the fundamental scientific principles which underlie geophysical prospecting. This was followed by a second publication [21 giving the results of field-tests. In the light of the rapid improvements during the intervening ten years, these two papers take a historical position. Later a full-time position under Civil Service was planned by the Bureau of Mines for con-tinuous investigations and research concerning geophysics and its applications to prospecting. It was Turner's idea that. since the oil-industry had been making very rapid progress with good results, if mineral mining could also benefit to the same degree, it would be of great help to that industry.

MetallURgical research has discovered many an alloy possessing properties not combined in any single metal, and progress still consists chiefly in the investigation and utilization of alloys. In the case of iron, the demands of automobiles, high-speed machines and high-duty engines have led to the production of special iron alloys which will meet any reasonable specifications in that field. In like manner, the bronzes, brasses and other alloys of copper have been brought to remarkable perfection, and for nearly every industrial purpose some alloy has been , found more suitable than the pure metal. Less complete success has attended the attempt to find substitutes for gold, platinum, and the other precious metals. Indeed, it is not likeiy that a material can be produced which, will possess all the properties of any one of them; yet it is reasonable to hope that, for any given use, the properties required may be found in some less expensive material. Thus, in incandescent electric lamps, the wire passing through the thick glass neck of the bulb was, until recently, almost universally made of platinum, for the single reason that no other known material, suitable as a conductor, had the same coefficient of expansion as glass. But a comparatively recent investigation of the iron-nickel series1 has shown that alloys of those metals maybe produced, the coefficient of expansion of which can be accurately controlled between that of iron or nickel and zero. Thus, in that particular industry, a substitute for platinum has been found. According to statistical reports, not only considerable quantities of gold and iridium, but also more than one-third of the annual supply of platinum, are used (and, in the nature of the case, irrevocably lost) by dentists. Platinum is thus employed in several forms. As a thin foil, it serves various purposes for which its high melting point, pliability, chemical resistance, and other properties—including the ease with which it may be soldered—are invaluable. HOISTING is one of the earliest endeavors of man with machinery, for hoisting was probably used by the early Egyptians. Treadmills were used for general hoisting until early in the nineteenth century and it was a short step only to attach a Watt steam engine to the rope drum of a hoist. One of the earliest steam hoists was built for a coal mine at Frisne, near Valenciennes, France. It was a remarkable piece of engineering created by James Watt in 1811, using a wooden drum on a vertical shaft. This followed the crude hoist by Holtzhausen in 1803, which used a drum of wood on a horizontal shaft.1 In this country there were examples of crude mine hoists, which have been developed into the efficient machines in use today. African and Australian mines show examples of both extremes, and have an array of fine hoisting equipment exemplified in those built by British manufacturers. The influence of both English and American engineering in hoisting is interestingly evident in Canada. The information available to the writer does not reveal this to be true of South Africa, although American-built hoists have been furnished. Mining camps develop their own style of equipment, adapted to local conditions. For instance, the Butte mining district adheres to the straight drum with friction clutches, because of the great number of levels from which hoisting is done or to which men and material are lowered and the necessity for hoisting or lowering unbalanced. The north Michi-gan copper country uses both straight and cylindroconical drums and hoists continually in balance, so that the drums are not clutched to the main driving shaft. The Joplin mining district, Missouri, has its own peculiar small hoists. Other individual mines or localities in which a number of mines have been developed show individualisticc types of hoists, depending upon their particular problems. In each instance, however, the particular problem must be carefully analyzed, as conditions are seldom so near the same that a number of identical hoists can be used to advantage.

THE solid nonmetallic inclusions that are present to some extent in all commercial steels have been variously designated. In early references they were usually called slag inclusions, and. this terminology is still retained to some extent. On the premise that all nonmetallic matter produced in a metallurgical process is slag, this can be justified. We have come to think of slag, however, in a more restricted sense, and calling these particles slag inclusions is further objectionable because it fosters the erroneous concept that they are actually incorporated portions of furnace slag. Rarely is this true. The term sonims (coined from solid nonmetallic impurities) was proposed many years ago but never came into common use. In general the term "nonmetallic inclusions" seems to be satisfactory and adequate. NATURE AND CONSTITUTION OF NONMETALLIC INCLUSIONS From the standpoint of origin, inclusions fall naturally into two classes: (1) those that occur as a result of reactions taking place in the body of the molten or solidifying metal and (2) those that result from the mechanical incorporation of refractories or other materials with which the steel comes in contact. The former are by far the more numerous and have been called indigenous, natural, or native inclusions. The latter are by their very nature sporadic in occurrence and have been called exogenous, accidental, adventitious, or foreign inclusions. They are often referred to as the "slag stringer" type, though here also the material is not likely to be furnace slag. Substances Found in Inclusions. Nonmetallic inclusions are composed principally of oxides and sulphidea but carbides and nitrides sometimes play an important role. In the case of indigenous inclusions the reactions by which these particles are precipitated from the molten or solidifying steel may be caused by (1) oxidation such as may occur during refining or during tapping and teeming, (2) deoxidation by added alloys, (3) change in equilibrium constants as the steel cools to the freezing temperature, (4) decreased solubility with lower

Gap electroluminescent diodes have been prepared by the vapor phase diffusion of zinc into n-Gap crystals which were grown from a gallium solution (10 wt pct Gap) doped with tellurium and Ga203. A marked improvement in the efficiency of the red electrolumines -cence has been achieved by heat treatment after diffusion. External quantum efficiencies of diodes annealed under optimum conditions are 0.2 to 0.6 pct at room temperature, or about 200 times higher than the efficiencies of diodes quenched after diffusion. The optimum dopant concentrations in the gallium melt from which the crystals were grown are 3to6 x at. pct Te and 4 to 8 x 10-2 mol pct Ga203. The efficient diodes are characterized by linearly graded junctions with an i-layer 0.1 to 0.2u thick. Annealing increases the emission intensity by a factor of 20 to 50 and decreases the current density to 1/3 to 1/8 that of quenched diodes at a given bias. The decrease in current is attributed to an annihilation of deep recombination centers in the depletion layer. The increase in emission intensity is interpreted in terms of an increase in lifetime of minority carriers and an increase in the relative intensity of red-to-infrared emission. The dependence of these quantities on the tellurium and oxygen doping levels is also discussed. A number of studies have been made of the red light emission from for ward-biased Gap diodes.' At room temperature this emission band is centered at 7OOO? with a spectral width of nearly 1000?. Low-tempera-ture photoluminescence indicates that this emission is due to either the radiative annihilation of an exciton bound to a pair of zinc and oxygen atoms substituting on nearest neighbor lattice sites2,3 or the radiative recombination of an electron bound to this Zn-O pair with a hole bound to an isolated zinc shallow acceptor.3 An emission band is also observed with a spectral peak at 9800?. This infrared emission has been shown to be due to the recombination of an electron trapped at an isolated oxygen deep donor with a hole trapped at an isolated zinc acceptor.4 The red emission from Gap diodes is fairly efficient at room temperature because the nearest neighbor Zn-0 pair forms a deep electron trap at 0.3 to 0.4 ev below the edge of the conduction band.2'4 In diodes grown by liquid epitaxy an external quantum efficiency of 2.1 x 10-2 (photon/electron) has been attained by heat treatment at relatively low temperatures.5 This heat treatment was found to increase the efficiency by a factor of 3 to 6. However, no detailed studies have-been reported on the effects of heat treatment. We can only cite Onton and Lorenz's work6 on the change ; in the relative intensity of red-to-infrared emission. Heat treatment has also been tried on junctions built in during growth, but contrary to expectations the efficiency decreased. In-diffusion is a simple and controllable method of fabricating p-n junctions. For Gap, zinc is generally used to form a p-type layer on n-type crystals. The emission efficiencies of in-diffused diodes are, however, extremely low in comparison with liquid epitaxial diodes.' Although efficiencies as high as 2 x 1O-3 have been reported, values from 10-6 to 10-4 are generally obtained by typical diffusion techniques. Out-diffused diodes are known to be a little more efficient than in-diffused diodes. Nevertheless, the quantum efficiency is at most 7 x 10- 3 and ordinarily of the order of 10-4.8 NO results have been reported on heat treatment of either in-diffused or out-diffused diodes. This paper reports a marked improvement in the efficiency of the red emission observed for in-dif-fused diodes as a result of heat treatment after diffusion. The method described reproducibly yields diodes with external quantum efficiencies of 2 to 6 x 10-3. The observed dependence of efficiency on annealing time and on doping level will be discussed in terms of the lifetime of minority carriers and the formation of Zn-O complex pairs. EXPERIMENTAL A) Diode Fabrication. The n-Gap crystals used in this study were grown from a saturated gallium solution by a slow cooling method.8 The Gap content in the gallium melt was fixed to 10 wt pct corresponding to a growth temperature of about 1100 Tellurium was chosen as the n-type dopant and added to the melt in concentrations ranging from 0.001 to 0.06 at. pct. Oxygen was added in the form of Ga2O3, whose concentration was varied from 0.004 to 0.2 mol pct. The resulting crystals were platelets with well-developed (111) surfaces. Typical electrical properties were Hall mobilities of 130 to 30 sq cm per v-sec and carrier concentrations of 1016 to 10" cm-3 at room temperature. Diodes prepared from crystals with relatively low doping levels, in which u = 130 to 100 sq cm per v-sec and n = 0.6 to 6 x 1017 Cm-3, were examined in detail. The p-n junctions were produced in these n-Gap crystals by the diffusion of zinc from the vapor phase by the following procedure. The platelets were carefully lapped on both sides to a thickness of 150 to 200 u while maintaining the (111) orientation. After being etched in hot aqua regia, the crystals together with the zinc were sealed in an evacuated 12 mm ID quartz ampoule 20 cm long. The crystals and the zinc were then separated from each other at opposite ends
