THE Institute assembled in Packer Hall of the Lehigh University, the President, Mr. David Thomas, of Catasauqua in the chair. Professor Henry Coppée, President of the Lehigh University, made an address of welcome to the Institute, and placed at its disposal a convenient hall for purposes of meeting. Mr. Thomas tendered his resignation as President of the Institute, as advancing years prevented him from actively participating in its meetings. The Institute declined to accept the resignation, and, on the assurance that active duties would not be expected of him, Mr. Thomas was induced to withdraw it. Invitations were received from Mr. B. C. Webster, President of the Lehigh Zinc Company, to visit the mines and works of the company; from Mr. Charles Brodhead, to visit the Chapman Slate Quarries; and from the Lehigh Coal and Navigation Company, to visit their works at Summit Hill and Mauch Chunk and the Nesquehoning Tunnel. The Council reported the names of persons already elected in the two classes of members and associates. The following resolutions were passed : Resolved, That a committee of three be appointed, who shall take into consideration the printing and publishing of papers originating with the Institute, and that a uniform system as regards size and execution be adopted. The committee appointed consisted of Messrs. R. W. Raymond, E. B. Coxe, and the Secretary. Resolved, That the Council design and prepare a seal for the Institute at the earliest practicable time. Resolved, That a committee of six, with power to add to its numbers, be appointed to examine into the question of the more economical production of iron in this country. The National Institute for Occupational Safety and Health (NIOSH) has continued the research role of the former US Bureau of Mines (USBM) to engineer techniques that will reduce the hazards in the mining workplace associated with coal bumps. Recent research focused on a longwall coal mine in Utah with overburden greater than 750 m (2,500 ft) containing several massive sandstone units. The primary field instrumentation at the site was three-dimensional, full waveform, autonomous microseismic arrays placed underground and on the surface in order to surround the active multi-panel longwall district. The purpose of these arrays was to help investigate the strata mechanics associated with the redistribution of stress and the associated gob formation of the longwall. Specifically, the seismic arrays were used to determine the timing and location of the failure in the strata surrounding the active mining. Overall 13,000 seismic events were detected and located with on-site processing during the five months the panel was being mined, including a magnitude (ML) 4.2 event. Of these, a smaller subset of 5,000 well-located events was selected during post-processing to form a consistent data set for analysis in this paper. From this data set, it was observed that the seismic events generally occurred in advance of the longwall face, both above and below the panel, consistent with failure of the strata in the forward stress abutment zone. Also, the occurrence of the ML 4.2 seismic event within 150-180 m (500-600 ft) of a deep cover longwall face with no associated bump caused a re-evaluation of the nature of the connection between seismic activity and coal bumps.

Lamproite occurs in two locations in southeastern Kansas that are in close proximity to each other. In both locations, the lamproite is restricted to north- east-elongated, ellipsoidal depressions measuring about 3 mi by 1.5 mi. At the surface and in the shallow subsurface, lamproite occurs as sills that were intruded into Middle and Upper Pennsylvanian rocks consisting of shale, limestone, and minor sandstone. Isotopic age determinations by Zartman and others (1967) indicate that the lamproite was intruded during the Late Cretaceous (88-91 my). Drillholes for hydrocarbon exploration down to a depth of about 1,400 ft (top of the Mississippian) and numerous shallow drillholes (mostly 200-300 ft) by the Kansas Geological Survey in the northern portion of Silver City dome helped to understand the structural complexity and extent of the near-surface sills. Numerous radial faults showing small apparent vertical offsets limit the lateral continuation of individual sills. Concentric faults are believed to mark the edge of the depression. Wagner (1954) mapped the geology of Silver City dome in considerable detail and recognized a northward dipping, 120-ft-thick, lamproite sill exposed at the surface along the northeastern edge of the dome. The upper 40-50 ft of the sill weathers olive-brown and has a soft, clayey consistency in which only the phlogopite mica is recognizable. The weathered material has been mined by Micro-Lite LLC since 1982 from the exposed sill in an open-pit that measures about half a mile extending in an east- west direction. The bulk of the material, about 98%, is used as an additive in mineral supplements for cattle feed.

For something over two years past a new development of the open-hearth process has been in operation at the works of the Prager Eisenindustrie-Gesellschuft at Eladno, in Bohemia. It was devised and perfected by Mr. Ernst Bertrand, general superintendent,, and Mr. Otto Thiel, steel-works superintendent. The results which the inventors wished to obtain were to increase the product per furnace, to reduce the amount of refractories and additions used, to enable a poorer and more varied quality of stock to be employed, to improve the quality of the material produced and to render the control of the operations and product more certain. In all of these objects they have been successful, and have thereby considerably reduced the cost of manufacture and increased the value of the finished material. The Plant. The plant at Kladno consists of one 12-ton and one 20-ton furnace. Through an incident of construction the smaller furnace stands some distance behind and to one side of the larger furnace, and at a height of about 10 feet above it. The furnaces are in the same building as the Bessemer converters, and the metal is handled in the same casting-house by means of a locomobile ladle-crane. The relative position of the furnaces suggested the experiments by which the process was developed, and also enabled it to be thoroughly tested. Much valuable and practical work has been done in this plant, although it is not as convenient and suitable as one especially designed for the process would be. This paper discusses some of the fundamental physical and chemical characteristics of coal in Illinois that affect its preparation for the market. At the present time preparation consists almost entirely of sizing and hand-picking. The washing of coal has almost entirely disappeared from the state. This is a rather startling fact when one considers that in the year 1908 Illinois outranked all other states in the quantity of coal washed and a few years later, in 1912, 85 washing plants were reported. Two reasons are apparent for this change. One, which is probably the most important, is that immense areas of comparatively clean coal were opened; the other is that many of the early washing plants were inefficient, so that washed coal was looked upon with disfavor in many trade centers. Objectives of Operators Some of the outstanding preparation aims being given due consideration by operating men are: 1. The greatest possible production of lump and domestic sizes which bring in the market at least $1 per ton more than the fine sizes or screenings. 2. Efficient screen sizing with as little breakage as is consistent with economical operation. 3. The removal of extraneous ash and sulfur. 4. Utilization of low-priced screenings. 5. Suppression of dust in domestic coal shipments. Preparation Underground To get the greatest possible production of the larger sizes, preparation must start at the face. Improvements in blasting and loading have increased the sizes larger than 2 in. by as much as 20 per cent. at some mines. "The national reactive tailings (RATS) program is a co-operative industry-government effort to develop practical techniques for closure of reactive tailings areas. This paper summarizes the RATS program objectives and areas of research, and details the Noranda/CANMET project on the Waite Amulet tailings.Geophysical and biohydrogeochemical investigations were carried out at an inactive copper-zinc mine tailings site, Waite Amulet, in Noranda, Quebec. Geophysical investigations consisted of seismic, electromagnetic conductivity and electrical resistivity surveys to determine the thickness of the layers above bedrock and to map conductivity variations within the tailings and the immediate outlying area. Biohydrogeochemical investigations consisted of installing multilevel piezometer nests to determine groundwater flow patterns and porewater chemistry, obtaining solid core samples and characterizing for physical, chemical and mineralogical parameters, and iron oxidizing and sulphate reducing bacterial counts.The geophysical survey indicated a bedrock ridge extending under the tailings from the northeastern outcrop which may act as a porewater boundary layer. The survey also indicated a 2 to 20 m clay layer underlying the main tailings dam. Preliminary results of the saturated zone porewater chemistry have indicated three major zones of high electrical conductivity varying between 1,000 to 12,000 µs and pH between 3.4 to 8. Lower pH and high metal and sulphate concentrations were obtained in a shallow zone near the water table. With depth, the concentration of metal and sulphate ions decreased and pH increased below the water table. The underlying clay layer is relatively impervious -and most of the seepage from the tailings is probably exiting from the sides of the impoundment dam."

Upon cessation of mining activity open-cast mine pits typically fill with water, forming a æpit-lakeÆ. The water in these lakes, in some instances, contains high concentrations of ædeleteriousÆ material. Containment and/or dilution typically requires an understanding of how stratification in the pit-lake will develop over a long timescale (say 100 years). Vastly different transport rates can develop due to differing hydrogeochemistry, basin morphology and climate. Numerical (computer) modelling is the most likely approach for successful prediction over long times. While lake modelling tools are available, useful numerical modelling requires improved understanding of transport in such systems because they are different to natural lakes in a number of ways. Notwithstanding the effort required to improve our understanding, the modelling provide a means of testing approaches to active management of pit-lakes.

IT IS becoming increasingly evident to management that it has other obligations than merely to earn dividends for stockholders. The head of one of America's largest organizations has stated it in these words: "There rests upon them a far broader responsibility than the mere production of goods and services, or solely the interests of their stockholders. They must assume the important obligation, through proper policy, of attuning industry to a rapidly changing world, from social as well as economic standpoints." Stockholders might as well reconcile themselves, therefore, to the fact that management cannot always put their interests first in the obligation of business enterprise: and that the legitimate requirements of customers and employees have acquired a new significance which must be recognized if the business of today is to prosper.

X-ray absorption spectroscopy (XAS) is a synchrotron-only technique used to determine chemical speciation, providing a powerful alternative to most traditional ‘wet chemistry’ and lab-based speciation methods. XAS is an element specific method that can be used to address a variety of systems, ranging from heterogeneous to homogeneous, polycrystalline to amorphous, and solid to liquid. The strength of XAS in identifying and managing chemical species in tailings and mine waste is demonstrated, with the presentation of highly relevant studies into lead, uranium, chromium and arsenic speciation. T. Rosenqvist—The most interesting point in this paper is the observed transfer of iron into the slag in the initial stage of the desulphurization process, after which the iron again is reduced to the metallic state. The authors interpret this observation as showing that the sulphur enters the slag as an iron-sulphur compound which subsequently is decomposed by the slag. The present writer has previously suggested the following equation for the desulphurization process: S + O2- ? S2- + O For equilibrium in the blast furnace the oxygen potential is defined by equilibrium with graphite and CO of 1 atm pressure: C + O ? CO [2] During the desulphurization process the reactions proceed in the direction of the arrows. If one assumes eq 2 to be significantly slower than eq 1, the transfer of sulphur into the slag, in accordance with eq 1, will build up a local oxygen potential at the metal-slag interface very much higher than that corresponding to the value defined by eq 2. This is possible because the equilibrium oxygen potential in eq 1 is high as long as the sulphur content in the slag is low. This oxygen potential will again be able to oxidize some iron: Fe + O ? Fe2+ + O2- and an increase in the iron content of the slag will be observed. Adding up eqs 1 and 3 one obtains: S + Fe ? S2- + Fe2+ The net effect is thus in harmony with the experimental observation but is obtained without assuming any close ties between the sulphur and iron atoms during the process. Furthermore, it follows from eqs 1 and 2 that when the sulphur content in the slag increases, and equilibrium with C and CO is finally approached, the local oxygen potential at the metal-slag interface will decrease, and the iron in the slag will be reduced back into its metallic state. C. E. Sims-—The data and conclusions presented in this paper are thoroughly convincing in establishing the mechanism of sulphur transfer from iron to slag as in a blast furnace. The evolution of gaseous CO in step 3 of the reactions given on p. 1112 makes the process virtually irreversible. Assuming that the process is similar in slag-metal systems other than in the blast furnace, it is readily seen why free CaO and re-ducing conditions so greatly favor desulphurization. On the other hand, the very effective desulphurization obtained in oxidizing slags when strongly basic, must be attributed to the relatively high stability of CaS as compared to FeS. The ease and simplicity with which the reactions of classic chemistry agree with the experimental data and explain the mechanism is noteworthy. The concept of molecules of FeS, soluble in both phases (metallic iron is not soluble in the slag), migrating from the iron to the slag and there reacting with CaO, which is soluble only in the slag phase, is clear and uncomplicated. This is likewise true for step 3. Those who would deny the existence of molecules or molecular-type combinations in liquid iron, must strain to provide a mechanism so lucid. In the absence of molecules, the Fe and S exhibit a remarkable collusion. L. S. Darken—The investigation and interpretation of rate phenomena in the range of steelmaking temperatures is a difficult task. Most of the laboratory investigations of steelmaking reactions have been concerned with equilibrium. Having determined the equilibrium, our attention naturally focuses next on the mechanism and rate of approach to equilibrium. The authors seem to have contributed substantially to our understanding of these factors for the case of sulphur transfer. I should like to ask the authors whether they consider that the sulphur transfer reaction is diffusion controlled as many high-temperature reactions seem to be. If so, it would seem reasonable to suppose that the slow diffusion step of the process is the transfer across a pseudo-static layer or film similar to that considered in heat flow problems. As the diffusivity and fluidity are smaller for the slag than for the metal, it may tentatively be assumed that the sulphur gradient exists in a thin layer in the slag adjacent to the slag-metal interface and that the metal and the main mass of slag are each maintained uniform by convection. On this basis the amount of sulphur transferred across unit area per unit time is D p (?S%)/100 ?1, where D is the diffusivity, p the density, (?S%) the difference in percent sulphur on the two sides of the layer, and ?l is the layer thickness. At the beginning of the experiment the main body of the slag and hence one side of the layer contains no sulphur; therefore (?S%) may be replaced by (S%), the sulphur content of the slag at the slag-metal interface, which in turn is equal to L[S%] where [S%] is the sulphur content of the metal and L is the distribution coefficient. The rate of transfer thus becomes DpL[S%]/100 ?l, which the authors designate K[S%]. Equating these two quantities and setting D = 10-6 cm2 per sec, p = 3 g per cm3, L = 40, and K = lo-+ g cm-2 sec-1, it is found that ?l, the film thickness, is about 0.01 cm—a value of the order of magnitude of that found in heat transfer problems in liquids. The uncertainty of the numerical values used leaves much to be desired, but at least it can be said that this calculation tends to support the proposed model involving diffusion through a film. Although this does not seem to affect the general argument, I should like to call attention to the fact that the diffusivity3 of sulphur in hot metal is found (on conversion of units) to be about 10-4 cm2 per sec rather than 104 cm2 per sec as stated by the authors. The three equations written by the authors to express the steps in the overall process of sulphur transfer may alternatively be written ionically as only two Fe + S = Fe++ + S-- Fe++ + O-- + C (graphite or metal) = CO (gas) + Fe where the underscore is used to designate the metallic phase; ionic species are slag constituents. After the authors have so neatly demonstrated that iron and sulphur transfer together (at least initially), this fact seems almost self evident; from eq 4 it is seen that if sulphur acquires a negative charge during transfer

A characterization of mechanical properties of fire refined copper has been done in order to link ductility with oxygen content. The results show four different copper mechanical behaviours as temperature increases, where the oxygen con- tent, as Cu20 segregated, has a deleterious effect on ductility. It is concluded that until 500 ppm oxygen content, the fire refined copper could be rolled without remelting for deoxidation. Also a subsequent cold rolling could be done without intermediate annealing.

Bureau of Mines studies show than an electronic counter can be used for determining just concentrations from midget impinger samples collected in bituminous coal mines. A sample correlation coefficient of 0.91 for data obtained using the electronic counter and the Bureau of Mines microprojector procedures indicates a significant linear relationship between the methods. The electronic counter provides better counting precision and reduces analytical time.

Os aços inoxidáveis duplex (AID) possuem uma estrutura austeno-ferrítica de aproximadamente 50% de cada fase, tal característica confere aos AID propriedades mecânicas superiores aos aços inoxidáveis ferríticos e austeníticos e elevada resistência à corrosão. Esses aços possuem uma adição significativa de elementos de liga, que são os responsáveis pelo correto balanceamento das fases e asseguram as propriedades desejadas. Outro parâmetro importante para assegurar as propriedades desejadas é o processamento termomecânico. Sendo assim, este trabalho avaliou a influência de diferentes temperaturas de tratamento térmico de recozimento nas frações de fases primárias (ferrita e austenita) e nas propriedades mecânicas de dois AID (UNS S32304 e UNS S31803). Os tratamentos térmicos de recozimento foram realizados em cinco temperaturas diferentes com tempo de encharque fixo seguido de um resfriamento rápido. A quantificação das fases primárias foi realizada através de microscopia óptica (MO) e as propriedades mecânicas avaliadas em um ensaio de tração uniaxial. As frações de fases primárias medidas indicam que com o aumento da temperatura de recozimento há aumento na fração de ferrita e a temperatura onde a microestrutura é mais aproxima de 50% de ferrita e 50% de austenita foi em 1020°C em ambos os AID. Além disso, observou-se que com o aumento da temperatura e, consequentemente da fração de ferrita, houve uma redução no limite de resistência nos dois AID deste estudo.

Introduction The Institution of Mining and Metallurgy and the Institution of Mining Engineers organized the Third International Mine Ventilation Congress held in Harrogate, England. Sixty-one papers were presented and about 300 participants registered. About 30% of the participants came from Great Britain, 20% from South Africa, and about 5% each came from Australia, Canada, China, France, US, and West Germany. The remainder of the participants came from 18 other countries. Eleven of the papers presented dealt with methane, three with diesel exhausts, four with dust, four with radioactivity, 18 with heat, and 15 dealt with main and auxiliary ventilation. Six of the papers dealt with mine fires, which is a boundary region between main ventilation and gas concerns. Ventilation Congress proceedings are available. See ME, December 1984, page 1687, New Books page. With CH4 and radioactivity topics, the Australians dominated since they are becoming large coal and uranium producers. With diesel exhausts, the most important problem in highly mechanized mines, the North Americans were prominent. The South Africans, working in 90% SiO2 in their gold deposits, were preeminent in presentations on dust. They also led in topics related to heat, joined by the West Germans whose mines are getting deeper. In main and auxiliary ventilation, Great Britain and West Germany provided the majority of contributions. Methane The large number of methods for the precalculation of CH4 liberation in longwall mining all contain three elements: gas content of the coal, gas emitting zone (or influence zone of face), and degree of gas emission. Determination of the gas content, commonly accomplished by taking coal samples, does not pose much difficulty. But this is not the case with the other two factors. Most existing approaches rely on rock mechanics observations. Some only rely on intuition or speculation. The West German coal mines conducted a large research project between 1977 and 1982, in which gas pressures around longwall faces were measured. Gas pressures and gas contents can be related. Therefore, influence zone and degree of gas emission can be determined simultaneously. The precalculation of CH4 liberation in room-and-pillar mining is simpler. Since foot and hanging walls remain essentially intact, gas pressure distribution and gas flow can be calculated using hydraulics equations. A key to these calculations is permeability. A group of Australian researchers reported that the permeabilities of rock under three dimensional stress differs from rock under destressed conditions. This fact was known, but no systematic observations existed. These were provided. Methane drainage has been practiced for more than 40 years. It is used with great success in longwall operations. Some of the West Germans think that methane drainage from the footwall is neglected. Under certain geological conditions, they claim this is as important as drainage from the hanging wall. A research project was presented in support of this claim. Considerable efforts have existed for more than 10 years to use methane drainage in room-and-pillar mining. A paper described the accomplishments of Consolidation Coal Co. Since coal and rock are not fractured as much as in longwall mining, gas transport takes place by the slow diffusion from micropores into the cleats. Then, it is transported by laminar flow along the cleats until a drainage borehole or the mine workings are reached. Boreholes about 300 m (1000 ft) long can reduce the gas content of a band of coal 100-m (330-ft) wide by 50% in one year. A paper from India described methane drainage from gob areas. A French paper reported that especially high methane concentrations can be drained from gob areas if the face ventilation is descensional. Methane buoyancy and ventilating pressures compensate each other, and little air dilution by leakage takes place. Another French paper described a newly developed gas and air velocity monitoring system making use of a microcomputer. Four papers on methane dealt with gas outbursts. Two Australian contributions described the problems encountered with CH,-CO2 mixtures and the attempts to solve them with drainage boreholes having 10 to 20-kPa (1.5 to 3-psi) suction pressures. A Hungarian paper described problems and attempts to reduce the risks of gas outbursts in Hungary. Prediction of gas outbursts in coal seams was the focus of an English paper. Copper vermiculite is a special nanomaterial with excellent antibacterial and antifungal performance. By means of ion exchange, copper vermiculite containing up to 5.8wt% copper was prepared. The chemical and mineralogical characterization of the material was investigated in this study based on the XRD, AAS, TEM and EDS analysis, as well as the calculation of crystalline parameters and crystal chemical formula. Cu2+ and Mg2+ have similar atom radius and same electrovalence. Correspondingly, the structure character of copper vermiculite is very close to that of standard Mg-vermiculite. Most of the CU21 may have occupied the interlayer cationic positions in the form of hydrate in vermiculite. However, some may have entered into octahedral coordinate positions. The values of au and bo of the copper vermiculite crystal cell have no obvious change compared to that of original vermiculite micropowder, but the Co value decreased slightly, which is desirable for the stabilization of the Cu2+ in copper vermiculite.

To maximize productivity and improve minerals processing technology, the U. S. Department of the Interior, Bureau of Mines, is investigating a particle agglomeration technique as a means of increasing the percolation rate of leaching solutions through heaps of clayey or finely crushed, low- grade, gold-silver ores. Bench-scale and pilot-scale experiments conducted on different ores indicated that the percolation rate of cyanide leaching solution was enhanced markedly by mixing the ore with a binder, such as lime or portland cement, moistening the mixture, then mechanically agglomerating and aging the feed prior to heap building and leaching. In addition, the rate of silver and gold extraction markedly increased without sacrificing total recovery of values. The use of concentrated cyanide solution instead of water during the agglomeration procedure substantially decreased the leaching time required to obtain maximum recovery. Results from bench-scale and pilot-scale experiments using the particle agglomeration technique are discussed.

"Development of a process for the treatment of a nickel copper matte rich in the minerals heazlewoodite, chalcocite and bornite has demonstrated significant base metal recoveries and metal separation efficiencies. The determination of chemical and mineralogical changes occurring in the individual leaching stages in laboratory experiments has enabled a better understanding of the complex leaching chemistry. The chemistry and mineralogy of the piloting and laboratory processes are discussed.INTRODUCTIONThe nickel-copper sulfide ores of the South African Bushveld Complex are among the most important Platinum Group Metal (PGM) bearing ores, and contain the world’s largest reserves of platinum. The treatment used in the recovery of PGMs from these ores includes three types of processes, namely ore concentration using physical techniques such as flotation and gravity separation, concentration by pyrometallurgical means, hydrometallurgical extraction of the base metals followed by the PGMs. Following milling of the ore, flotation involves the separation of high value minerals from gangue by taking advantage of the differences in their hydrophobicity. These differences are generally maximized through the use of a surfactant or wetting agent. Concentrates are then thermally treated and melted which brings about physical and chemical changes that enable the recovery of base metals and PGMs. The main aim of the smelting and converting process is to separate and eliminate the valuable metals from the bulk of the unwanted gangue and essentially all of the iron and to concentrate the metal VALUES (into a high grade converter matte. The matte can be further enriched by magnetic separation, producing a PGM-rich magnetic fraction and a base metal-rich non-magnetic fraction. The magnetic fraction is treated by hydrometallurgical processes to produce a PGM concentrate which is further refined to separate and purify the individual metals. The non-magnetic fraction is treated to produce marketable metal VALUES (such as nickel, copper, cobalt and to a lesser extent PGMs. The principal objective of any hydrometallurgical extractive process is to leach the desired elements selectively into an aqueous phase so as to separate them from the bulk of the material. The Professional Standards Act responds to the growing problem of professional liability by introducing a mechanism whereby professional associations can have schemes approved. Those schemes include a cap on liability; a requirement for compulsory insurance; the development of risk management strategies; and the establishment of a complaints and disciplinary system. The Act is also designed to support and develop the concept of self-regulation by the members of occupational associations who provide services to the community by providing them with those tools. It implicitly accepts that self-regulation is preferable to statutory regulation and that self-regulation serves the interest of the community and of the providers of services. The Act arose from a review of professional liability commenced in 1988. The Attorney General's Department produced an Issues Paper, released in September 1989, which outlined in detail the extent of the problem. This was widely circulated and an extensive number of comment were received.

Single-crystal silicon films have been obtained on several natural crystal faces of BeO using the thermal decomposition of silane and the hydrogen reduction of silicon tetrachloride. From an analysis of X-ray diffraction data it was determined that the following film-substrate orientation relationships exist: (111) Si 11(0001) BeO, (111) Si 11(1011) BeO, (100) Si 11f1010) BeO. and (110) Si 11(1010) BeO. An analysis of the crystallographic relationships between the film and substrate indicates that a match occurs between the silicon atoms in the film and the berylliuni ion sites in the substrate. This correspondence is in agreement with previous work on the deposition of silicon on sapphire.1-3 silicon on spinel: and tungsten on sapphire. The high resistivity, thermal conductivity, and radiation resistance of beryllium oxide make it an important substrate material for the deposition of thin films of silicon or other semiconductors. The importance of semiconductor-insulator composites to the field of integrated microelectronics has been well-documented in the case of silicon on sapphire.'-' The successful growth of large-area single-crystal silicon on an insulator, sapphire, was first reported in 1963.1,2 Since that time studies have been made of the crystallographic relationships between the deposited film and the sapphire substrate. On the basis of the observed relationships, a model has been proposed relative to the crystallographic requirements for epitaxy between the semiconductor film and the metal oxide substrate.3 It is proposed in this model that epitaxy is the result of a match between atoms of the deposited film and the metal ion sites of the substrate plane. This match is not limited to a 1 to 1 correspondence between sites in the two lattices. Sub- sequent studies of the deposition of silicon on spinel4 and tungsten on sapphire5 have yielded data which support this model. On the basis of this previous work it was felt that silicon on BeO should also fit this model. In the present study, the choice of substrate orientation was limited to the natural faces of synthetic BeO crystals. Of the faces available, the (0001) plane seemed the most favorable for epitaxial growth. EXPERIMENTAL PROCEDURE Silicon films were deposited from silane and silicon tetrachloride in the apparatus shown in Fig. 1. The hydrogen ambient gas was purified by passage either through a DEOXO unit, molecular sieves, and a liquid nitrogen cold trap, or through a heated Pd-Ag thimble. The gas was then mixed with the silicon source materiai and passed over the substrate which lies on a spacer above an inductively heated silicon pedestal. The following deposition conditions were used: a hydrogen flow rate of 3 liters per min with silane and silicon tetrachloride concentrations of 0.2 mole pct and a pedestal temperature of 1175" * 5°C as observed with an optical pyrometer assuming an emissivity of 1.0. Deposition was preceded by a 15- to 30-min hydrogen-etch period conducted at a temperature of 1275°C (obs). Adherent silicon films from 2 to 10 u were grown on the various BeO faces.
