An underground mine, a treatment plant and supporting facilities have been constructed at Lebong Tandai in Sumatra, Indonesia by PT Lusang Mining. Throughput is initially 50,000 tonnes per annum of ore with an inbuilt capability to expand to 100,000 tonnes per annum. Construction proceeded in parallel with design work on a tightly controlled critical path schedule. The very remote location of the mine, the difficult access and the fact that equipment was imported from many parts of the world presented a challenging project management problem. The transport system, which involves road, river and rail and support facilities on site had to be brought into full operation prior to the arrival of major equipment. Mine development involved the reopening of the old access drives and workings, refurbishing two shafts and the haulage system together with redevelopment of old stoping areas and the opening of new stoping areas. Ore production is now from three main areas using shrink and underhand stoping methods. Ore breaking and drive development is with conventional airleg mounted rockdrills and ANFO explosives. Exploration to locate and develop new reserves to replace ore mined is an ongoing activity.

With the exception of the mentions of coal in Illinois in the period 1660-1680, already referred to, the first coal found in the United States was in the James River, Virginia, field. In 1699 a large tract of .land above the present city of Richmond was allotted for a settlement of French Huguenots by the colonial, government, near the present Manakin, about fourteen miles above Richmond. They soon found coal, tradition says it was uncovered by a hunter pulling out a small tree in a. steel) bank near a stream, and Colonel William Byrd, F.R.S., the most prominent man of his day in the colony, wrote to the Colonial Council of Virginia, May 10 and 11, 1701: "The 10th of May, last., I with Coll. Randolph, Capt. Epes, Capt. Webb, &c., went up to the new settlements of ye French Refugees at ye Manaken Town.... We went tip to ye Cole, w'ch is not above a mile and a half from their settlement on the great upper Creeke, w'ch, riseing very high in great Raines hath washed away the Banks that the Coal lyes bare, otherwise it's very deep in the Earth, the land being very high, and near the surface is plenty of Slate.", Some of the Frenchmen were evidently familiar with the use of coal, as on May 22, 1702, "David Menestrier a black smith and one of ye french Refugees Inhabiting at Luciana Petitioning his Excellency that he may have leave to use ye coal mines lately discovered there for his forge his Excellency by and with ye advice of ye Council loth hereby give Leave to ye said David Menestrier to take what coales he shall want. out of ye said Coal mine for ye use of his forge according to ye Prayer of ye said Petition."2 There was some uncertainty about the grant of these lands to the Huguenots which caused the request for leave to use this coal, as a Virginia patent in its usual form allowed the owner to mine all minerals excepting gold and silver, which were subject to royalties for the Crown. After the visit to the coal above mentioned, "Wm. Byrd, understanding the land had not been granted to the French, took out a patent for 344 acres, including the same, (the coal) which patent was dated October 20, 1704".3

INTRODUCTION Metal electrodeposition processes are of fundamental technological importance to a number of fields. Electrorefining, electrowinning, electroplating, and electrogalvanizing have all been the subject of intense study for over a century. More recently, electrochem- ical deposition has played a critical role in advances in microelectronics and lately has been an enabling technology for the production of certain nanostructured materials. Electrometallurgists have most frequently been concerned with the structure and morphology of massive deposits. For example, in metal recovery steps such as electrorefining and electrowinning, deposits demonstrating adherent coarse-grained characteristics are most desirable. In the case of electroplating, a bright fine-grained, tenacious and strongly adherent deposit is required. The fabrication of microelectronic devices and the production of nanoscale structures such as nanoparticles, nanowires, and nanorods requires a keen understanding of early stage deposition effects. The initial stages of metal deposition, usually referred to as electroclystallization, are fundamentally linked to nucleation and growth phenomena. Early stage deposits are typically very ordered. Whereas, bulk metal deposition structures are much more ran- dom. The object of the present paper is to call attention briefly to a novel method of analyzing the action of the ordinary gravity stamp, which has not only thrown much light upon the exact motion of the stamp-head, but promises also to be of value in determining the efficiency of a new mill before setting it to its work of crushing, and in this respect should be of service to constructors of mining machinery as well as to mining engineers. The method was devised by Mr. D. B. Morison, and developed in connection with his experiments on the comparative crushing-effects of his patent high-speed stamp and the ordinary cam-stamp, which were carried out at the works of Messrs. L. Richardson & Sons, Engineers, Hartlepool, and on which he read a paper at Newcastle in 1897.* Mr. Morison's experiments were of a very exhaustive nature; and having been consulted by him during his investigations, I had frequent opportunities of examining the methods employed and the results obtained. Experiments were first made with an apparatus resembling the indicntor of a steam-engine, inasniuch as the drum revolved alternately backwards and forwards, thus producing a closed diagram. This form was not found satisfactory, and it was therefore altered so as to cause the drum to revolve continuously in one direction, thus giving a continuous or open diagram. The arrangement is shown in plan in Fig. 1; a collar, A, surrounds the stamp-stem loosely and works between the guides B, B, which constrain it to move in a vertical line only. In view of the proposed visit of the Institute to Cuba this winter, the following brief sketch of the principal mineral deposits near Santiago de Cuba has been prepared largely from notes taken in February, 1903, during a visit to the mines then in operation in the province of Santiago de Cuba. Westward from Cape Maysi, the most eastern point of the island, the coast is rocky and uninviting. The usual course of the steamers is well in toward the shore, and the lines of stratification of the rocks can be distinguished clearly, the presence of iron or other ores being indicated by frequent blotches of mineral stain. One is impressed with the general rugged character of the southeastern coast-line,—an almost unbroken barrier of coral-limestone bluff's, full of caves and hollows, into which the surf rushes with a roar and bursts into tall fountains of spray. Beyond rises abruptly the Sierra Maestra range, whose sharp, peaked crest-line betrays its eruptive or igneous origin. From a height of about 800 ft. near Cape Maysi, this range gradually rises to the westward, attaining its maximum elevation of more than 8,300 ft. in the Pico Turquino, beyond Santiago. Marrowbone Development Company operates a large drift mining complex in the central Appalachian coal field. In 1997, five continuous miner supersections produced close to 9 million tons of raw plant feed. All production is from the Coalburg seam, a 5 to 10 ft thick coal seam with multiple coal benches and shale binders. The immediate roof lithologies consist of laminated shales, sandstones, or a mixture of sandstones and shales. The mine area is bisected by the regional Warfield anticline and associated Warfield fault. Mining conditions vary considerably due to frequent changes in seam and roof geology. The following geological categories can be distinguished: 1) presence of coal riders in the immediate shale roof, 2) excessive seam slopes around the Warfield fault, 3) splay faults associated with the Warfield fault, 4) zones of abundant slickensides, 5) abrupt roof lithology changes (sandstone - shale), 6) splitting and merging of different benches of the Coalburg seam, 7) sandstone washouts, 8) excessive roof dilution, 9) pillar sizing problems due to seam anomalies (soft fireclay binders). Several examples of these features are discussed in detail. Also, their relationship to roof fall occurrences is evaluated. Early recognition of potentially adverse geological conditions is of prime importance for the economic viability of the mining plans. Detailed core drilling in advance of the mining faces and coordination of the core data with underground mapping are the main forecasting tools.

Future ore reserves of major gold producers in North America and elsewhere will consist of refractory gold ores. About 60 % of the current U.S. gold production is mined in Nevada. Several of the large gold operations in this state indicate that 40 to 90 % of their future ore feeds will contain refractory gold. To com­pound problems, average head grades for refractory U.S. gold ores had fallen from 8 - 9 g/mt to about 4 g/mt by 1991. In Latin America, 52 % of the gold operations will require milling for optimal recovery. Deeper reserves are, like in North America, refractory. Therefore a special treatment process is needed in order to allow for the gold ore to be leached downstream in a conven­tional cyanidation process for a high gold recovery. There are several options available for this oxidation process like treat­ment of the gold bearing ore in pressure oxidation, in a biooxi­dation or in a roasting plant depending on the reason for the refractoriness. If organic carbonaceous matters and sulfides are the prima­ry reasons for the refractoriness, whole ore roasting is a pre­ferred method for the treatment of this type of ore. Since dry ore is to feed to the roaster, a dry grinding mill is advantageous. For the dry grinding system, the moisture content and the ore char­acteristic is of importance. Those parameters decide the mode of the grinding system. For autoclave systems common wet grind­ing systems can be applied. This paper deals with technical aspects for dry grinding plants and gives an outlook on and pos­sibilities for new grinding systems.

In the flotation of fine particles, problems arise which do not occur with coarse-ground pulps. For example, the presence of colloidal or near-colloid- al gangue particles gives rise to ex- cessive entrainment in the froth, with reduced grade as a consequence. If the values themselves are finely dissemi- nated, the recovery usually decreases as the particles diminish in size, so a low recovery is combined with poor grade. Sutherland and Wark (1955) referred to the complications arising from the presence of fines, indicating (p.382) that fine grinding "introduces diffi- culties that have not yet been satis- factorily overcome". At the time of writing, very little work has been done on fines flotation specifically, yet the groundwork has been well laid. The availability of better scientific instruments, together with the general advance of understanding in a wide variety of relevant research fields, has taken us a long way toward finding the reasons behind the problems as- sociated with fines, and also toward finding practical solutions. It would be useful to define what is meant by "fine" particles before going further. To some extent, the definition is somewhat elastic as far as flotation is concerned, because the density of the particles has a bearing on whether or not they act as fines. But in general we are dealing with particles less than about 20 pm in Diameter.

Zircon is the second in abundance among the heavy minerals occurring in the beach sand along the coastal belt of Bangladesh. In this study a detailed characterisation of Bangladesh zircon extracted at the pilot plant of the Bangladesh Atomic Energy Commission at CoxÆs Bazar has been attempted using chemical analysis, X-ray diffraction and optical microscopy. From the chemical analysis it is found that Bangladesh zircon has a purity of 95.88 per cent. The main impurity in Bangladesh zircon is titanium oxide (3.01 per cent). This is followed by iron oxide (0.42 per cent). A number of other oxides are also found. Microscopic study revealed that Bangladesh zircon has an elongated, prismatic shape with pyramidal termination in about half of the grains while the rest are more or less rounded. Some fractured and irregular grains are also found. Bulk sample of Bangladesh zircon in the as-received condition shows a yellowish brown color. However, individual zircon grains are seen to be almost colourless and transparent under polarised light. XRD study confirmed good crystallinity in the sample. Under the microscope it is found that zircon grains constitute 94 per cent while total impurities amount to six per cent in Bangladesh zircon. This result agrees fairly well with the chemical analysis results. Microscopic study identifies oxides of titanium (both rutile and ilmenite) to be the main impurity, in conformity with the findings of chemical analysis. Further, monazite was also identified as an impurity under the microscope. An iron bearing coating is also found on a few zircon grains. Most of the impurities found in Bangladesh zircon exist as discrete minerals.

The general construction of blast-furnaces has undergone no radical change in more than a generation. When the old style of masonry construction was replaced by the steel shell, the masonry piers were simultaneously replaced by columns, never lese than 6 and frequently 12 or 16 in number, set under the mantle-ring. These columns were at first unvaryingly made of cast-iron, but in more recent years have frequently been made of structural steel. The furnace itself has recently been the subject of radical changes; in some cases the thin-lined construction has been adopted for the whole furnace, and in other cases it has been adopted for a zone immediately above the bosh, raising the mantle several feet to make this possible, but still the style of construction with columns set immediately under the mantle has been universally followed. In spite of the apparent fixity of this type of construction it is open to grave disadvantages from the operating point of view, which may be briefly outlined as follows: The slope of the bosh and size of the crucible are such as to leave scant room inside the columns for the necessary water-piping, etc. The bustle-pipe must necessarily be outside the columns and the penstocks have to pass between them, with the result that the columns are frequently much in the way when changing the tuyeres or otherwise handling the penstocks. Moreover, the hearth-jacket requires a diameter but little smaller than the circle of the inside of the columns, and as a result the cooling-water ditch for protection against breakouts is exceedingly limited in width. This article, though not common feature material, should be of reader interest. Goth made this presentation as the keynote address at the 19th Annual Intermountain Minerals Conference in Vail, CO, in August. Introduction Working backward, what is an LDC? LDC stands for Less Developed Country. LDCs play a dynamic role in world supply and demand of basic materials. They occupy an equally important position in international marketing and finance. I will explain later some of my concerns with LDCs. First, I want to address an issue I think is of equal or even greater concern. Mining and High Technology Unfortunately, many people believe that America must make a decision now between being a smokestack-based economy or a high-technology-based economy. Some would have you believe that smokestack America is dead. Our only option is to turn to high technology, in a manner similar to countries such as Japan. Presumably, when we talk about high-technology industries we envision organizations that came into being within the last decade or so and incorporate microelectronics, biotechnology, and interconnected computers. The entire workforce is clad in lab coats and there are few employees in proportion to the work performed. High-technology industry is not labor-intensive work thanks to the efficient robots used. On the opposite side are smoke-stack industries, that we presume include the older, basic industries such as mining, agriculture, iron and steel manufacturing, ship-building, auto manufacturing, and nearly all forms of construction. These industries are judged to be labor intensive, requiring unsophisticated and untrained employees who succeed by the sweat of their brows rather than by advanced degrees in mathematics and physics. If these are indeed the presumptions about high technology versus smokestack industries, then I submit that those presumptions are a disaster. They are wrong and far from the truth. Smokestack industries, such as mining and the others mentioned, are indeed much older than some of the recently founded high-tech industries. But this does not mean that those smokestack industries are low-technology industries. On the contrary, American agricul¬ture is a very high-technology industry whose crop yields are the envy of the entire world. Mining uses virtually all of the advances available through modern technology. Far too many opinion leaders still envision mining as Humphrey Bogart and John Huston in the movie Treasure of the Sierra Madre. Yet there are many who hold the opinion that our basic industries are dead and that this country's future depends on specialized high-technology industries and services. That is tantamount to announcing we will continue to build space shuttle vehicles, but we no longer need launching pads and landing fields. The point is, we should not be wasting our time talking about "new" industries and "old" industries. We should devote our time and effort to industries that are effective and efficient in meeting our needs, in contrast to industries that are not effective and efficient in meeting our needs. Less Developed Countries That leads me to some of the problems I perceive with policies regarding the previously mentioned LDCs - Less Developed Countries. Far too many people do not realize that many of the smokestack industries being lauded in Less Developed Countries are being operated at a loss and to the detriment of worldwide industry. MR. ENZI: hank you very much. I'm sure there?s a lot of you out there just realizing that Rock Springs and Gillette is not one city. I'm sure there's a lot of you wondering why a person from a town who has the image in the national media that the town of Gillette has is talking to you about image. I had a person this morning ask me if Gillette wasn't the end of the world. The only response I can give is "no, but you can see it from there." We have been researched a lot and, I realize, we've been very lucky because I've observed that researchers cause cancer in rats. In fact a wonder drug is one that has no effect on mice. In fact I've been thinking of posting a sign in my office that would read "due to the large number of interviews by journalists who already have their articles written, we would most respectfully request that anyone wishing to insult the city of Gillette, please limit themselves to 3,000 words or 15 insults, whichever is shorter." I don't know if any of you saw the article in Playboy about three months ago on the city of Gillette. What you probably don't realize about that article is that that was an attempt by Playboy magazine to see if they couldn't change their image to a national municipal magazine. I think it's important to know Gillette is the frontier city, a pioneer city, it's a shopping center for northeast Wyoming and most importantly, we're the energy capital of the nation. We're on the threshold of the Powder River Basin and we will be the nation's energy solution. Besides coal, we're, already the heart of the state's leading oil producing area and we have vast uranium resources. But I, want to tell you the biggest resource that we have is, the people who have come to live in Gillette. You will find Gillette a busy, young, pulsating community. We're experiencing the excitement of growth. We're welcoming a higher percentage of newcomers than any other town in the nation. Yes, growth to us is exciting. Where else can you get ten years of experience in two years? We realize you can't maintain the status quo. Growth can be painful but not as painful as the alternative, recession and depression. For a little bit of background, we are now at 16,000 people and we have another 4,000 people who live on the outside but look like they live on the inside. The Census Bureau says that we have, 11,225 people but we have that many people in a traffic jam on the Douglas Highway in one day. I?ll , tell you about a few things happening in Gillette. I think it's very important to emphasize that I didn't , do these things; it's the youth and the energy of the community that has done these things. Right now the city of Gillette has 32 major projects underway. We have water for 50,000 people and we're seeking more water. The city in 1975 was 1 .8 square miles. Last year alone we annexed I square mile. We build 10 miles of paved streets a year. For the last 8 years we've doubled our parks' budget. I

A study of samples from three sectors of the mine, which was worked from Roman times to 1991, revealed different textures, mineral associations and distributions of trace elements in the sulphides. In the last decade before closure, grades of sphalerite concentrate were in the range 51.67-53.30% Zn and 2.21-2.86% Pb and of galena concentrate 69.43-71.62% Pb and 4.70-8.36% Zn, while the estimated by-product germanium content of sphalerite concentrates sold was 300-400 g/t. Passing the different run-of-mine materials through the same concentrator flowsheet produced middlings and tailings during the preconcentration processing. Separate and alternative treatment of run-of-mine products would have yielded improved recoveries of sphalerite and galena and better values of by-product germanium and cadmium

My connection, under a commission from the Councils and Board of School Control of the city of Scranton, Pa., with a recent investigation of mine-caves and the resultant damages to surface-improvements, has led to the preparation, at the invitation of our Secretary, of the present paper. It is notorious that there are, in the anthracite-fields, frequent subsidences of the surface, due to the removal of the coal beneath. No particular attention is paid to such occurrences, unless they happen to injure surface-improvements. Many caves have happened in Scranton and its viciuity, which hare excited but little remark, since they have generally caused no serious damage. In August, 1909, a cave occurred in the Hyde Park section of the city, generally known as the West Side, which nearly destroyed school-house No. 16 and considerable adjacent property. Fortunately, there were no pupils in the building at the time; but the thought of the possible result, had the usual number of pupils and teachers been present, aroused the public to the gravity of the situation; and the School Board employed engineers to investigate the case. Two reports were made by separate sets of engineers, which differed in some particulars. These differences were pointed out in the public press and magnified, and the consequent agitation of the subject was taken up and greatly exaggerated by some of the metropolitan newspapers, giving to uninformed people the very erroneous impression that the whole city of Scranton was in danger of sinking into the bowels of the earth. All this tended to affect the credit of the city and to depress real-estate values. The matter was considered at a joint meeting of the Board of Trade, the Councils, and the School Board. The Hon. J. Australia has been a major exporter of LPG since production from the Bass Strait fields commenced in 1970. Export levels have been maintained through the seventies, the bulk of material being delivered to Japan. During this period the use of LPG in domestic markets grew only'slowly and demand was largely met by production from refineries with only shortfall supplies being drawn from naturally occurring sources. The domestic demand is forecast to grow significantly during the eighties as the traditional, automotive and petrochemical uses of LPG are expanded. An increasing amount of naturally occurring production will be directed into these markets. Despite this redirection the current level of exports (about 1.5 million tonnes per year) is likely to be maintained through much of the decade ahead as production from the Cooper Basin and the North West Shelf becomes available.

The ore that is being treated by the present plant lies between the leached zone, or capping, and the mixed sulfide and oxide zone. The principal copper minerals are chalcanthite (CuS04.5H20), brochantite (CuSO4.3Cu (OH)2 and atacamite, (CuC12.3Cu (OH)2). There are, in addition, some other minerals such as cuprite and kröhnkite (CuS04. Na2S04.2H20). These minerals, with many others, occur in a greatly crushed granodiorite rock. most of the copper-bearing minerals occur in the cracks and veinlets, but there are disseminated values and it is probably the relative proportion of these that accounts for some otherwise unexplainable variations in extraction. The entire mineralization of the ore is complex and varies with depth. This variation, the problems presented thereby, and the effect of various constituents of the ore will be taken up in detail. The total copper content needs no discussion. In Table 1, the values are weighted averages calculated from individual charge analyses. The acid-insoluble copper directly affects the extraction, as the present leach recovers practically no acid-insoluble copper. In Table 1 the values are unweighted averages of the analyses of monthly composite samples. THE constitution and structure of the hydrous forms of aluminum oxides and hydroxides have been studied in the laboratory of the Depart¬ment of Chemistry at Rice Institute for almost three decades. Progress reports have been made from time to time 13,17,18 summarizing and evaluating the existing state of knowledge concerning the complex inorganic system A12Oa-H2O. X-ray and electron diffraction analysis, together with dehydra¬tion isobars and isotherms, have been the most useful methods for increasing the understanding of the structure and interrelationships of the various forms of alumina and aluminum hydroxides. The purpose of this paper is to bring up to date the information now available, in the hope that a clearer understanding of the structures of these materials may prove useful in aiding mineralogists and geologists in studies of the genetic significance of the aluminum hydroxide minerals, and possibly of the closely related clay minerals. Early investigators found the system alumina-water to be confusing, since, prior to X-ray diffraction examination, it was not possible to clearly identify and characterize the various crystalline forms. One could not be certain as to whether or not different investigators were working with the same chemical individuals. In later studies, including some from the authors' laboratory, addi¬tional confusion resulted from difficulty in preparing pure samples of the various aluminum hydroxides and in obtaining relatively large crystals of dimensions above the colloidal range of particle size. Even at present, it is difficult to establish sets of interplanar spacings for the several forms of the aluminum hydroxides, as illustrated by the 29 different X-ray diffraction pat¬terns listed in a current publication. The nomenclature of the aluminum hydroxides is also extremely confus¬ing, inasmuch as two different systems are employed by large groups of in¬vestigators. Plans are being made to formulate a uniform system of nomen¬clature but in this report the designations employed will agree with previous papers from the same source.13,17,18 Four forms of crystalline aluminum hydroxides may be considered to be well defined and recognized, which, together with hydrous alumina "amor¬phous to X-rays," comprise an exceedingly complex inorganic system. IN 1697 King William the Third granted unto his well-beloved subject Adolph Philipse, a certain tract of land, now known as Putnam County, N. Y. At the death of Adolph Philipse the land descended by inheritance to his nephew, Frederick Philipse. In 1751 his surviving three children partitioned the surface into nine parcels and divided them equally amongst themselves, but reserved the mineral rights which they held in common. Thus, at this early period in the history of the colonies, the existence of valuable deposits of iron-ores in Putnam County seems to have been a matter of common knowledge. Yet it is only within the last five years that the county has become a prominent, producer of iron-ore. Desultory mining had been carried on before that period at the Sump, Croft, arid Tilly Foster mines, but only a limited output was achieved, and few of our iron-masters suspected the existence of an abundance of good ores only forty miles from New York harbor. The accompanying map shows the location of those deposits of ore which are now generally known, and have been worked to considerable extent. Without doubt there are many more still awaiting the miner's pick, for no systematic exploration has ever been attempted within the borders of the county. Geologically, the occurrence of the ore is a counterpart of that of the New Jersey and Lake Champlain magnetites. The countryrock, and even the physical geography, are identical. Many small lakes dot the surface of the county. It is from these and their tributary springs and streams that the metropolis derives its farfamed Croton water. Abrupt hills divide the lakes and ponds. Some of the lakes, notably Lake Mahopac, are on the crest of hills, and are fed by subterraneous springs. The prominent mines of the county, in the order of their productiveness, are the Tilly Foster, Mahopac, Croton Magnetic, Sump, Croft, and Island mines. Of these, the first two are at present the only producers, and are quite exceptional in their nature. In fact they are the only ones of their kind in the Appalachian range, if not in the world.

Sadiola Hill mine is located in the sub-Saharan part of Mali. In its first two years of operations, Sadiola Hill mine had already exceeded expectations with respect to profitability, plant capacity, metallurgical recovery, cash costs and social integration into the area. The advanced control system installed by the authors has been a major contributor in the substantial throughput of the mill over the design tonnage with no loss of recovery. The run-of-mine ore at Sadiola consists of soft clays with a varying percentage of grit, producing a high viscosity slurry. The percentage of grit fed to the plant varies on an hourly basis. This combination was expected to have a large impact on the milling circuit and determined that the early installation of an expert mill control system would be advantageous. Svedala Cisa OCS©, was selected as the most suitable support software. The operational rules and control philosophy are housed in the OCS© graphic-oriented fuzzy expert system while a model­based Soft Sensor has the remarkable ability to detect the variations in grit in the feed. Designed during the second half of 1996, commissioning of the system began in March 1997, the OCS was fully on-line by September. With the implementation of the optimising control strategy a throughput of 5.0 million tons relative to the target of 4.4 million tons was achieved for the 1998-operating year. The Sadiola project confirms that advanced process control techniques are among the most cost-and time-effective methods of improving metallurgical plant performance. The recipe that worked at Sadiola is a mix of metallurgical expertise, proper software selection, adequate design of control philosophy, and excellent plant support and follow­up. The early decision, design and installation of the mill control system has resulted in an enhanced Return on Investment.

A planar Gunn oscillator was developed for use in a monolithic microwave integrated circuit. The device was designed to operate in the frequency range of 20 to 30 GHz with a continuous wave output. Selective epitaxial deposition was used to form the n+n-n+ device structure in (111)-B semi-insuluting GaAs. The active n- region was about 5 µ thick and was doped to about 2 x 1015 electrons per cu cm by the reactor background. The mobility was -5000 sq cm v-1 sec-1. The n+ epitaxial deposits were doped to 1 x 10" electrons per cu cm using S2Cl2. Planarity of the three DURING the past few years, new microwave devices in discrete form have been developed utilizing GaAs. The next logical step is to combine these devices in a successive deposits was quite good; total overgrowth was less than 1 µ. Metal ohmic contacts were applied to the n+ or n- regions using a Ag-In-Ge alloy. The n+n-n+ devices had symmetric IV characteristics and could be operated C. W. for both directions of device bias. Metal ohmic contacts made directly to the n-region always Produced asymmetric devices. C. W. operation was obtained over the 22 to 28 GHz frequency range. The best performance obtained was 1.5 mw C. LV. output at 28 GHz. microwave integrated circuit. A potential application would be a radar receiver operating in the millimeter wavelength region. The key component in such an integrated circuit is a microwave oscillator, recently described by Gunn.1, 2 Under the influence of a large electric field, high-resistivity GaAs exhibits a bulk negative resistance, and high-frequency current oscillations result.
